Buried Facet BMH AlGaAs Laser

The Buried Facet Buried Multi-Heterostructure (BBH) laser has been developed. The BBH laser, which has transparent window regions adjacent to laser mirrors, is expected to increase maximum output power of the Buried Multi-Heterostructure (BMH) laser, while retaining its good mode characteristics : stable fundamental transverse mode oscillation with narrow isotropic beam divergence. More than 200 mW/facet maximum output power was obtained under pulsed operation, which is more than three times as much as that for the conventional BMH lasers with Al2O3 coating. The maximum power was limited by the temperature rise in the heterojunction, not by the catastrophic optical damage. The window region influence on threshold current and differential quantum efficiency was experimentally and theoretically studied.
